500 GHz operational bandwidth MUTC-photodiodes with milliwatt terahertz output power levels

We present waveguide-integrated 1.55 μm InP-based modified uni-travelling-carrier photodiodes (MUTC-PDs) featuring coplanar waveguide outputs. The fabricated photodiodes yield an operational bandwidth of 500 GHz and milliwatt output power levels in the lower THz domain.
