Low-Temperature-Grown Gallium Arsenide Photoconductors with Photoresponse Reaching 25 mA/W under 1550nm Cw Excitation

High speed mid-IR quantum cascade detector at room temperature

We present a high-speed antenna enhanced Quantum Cascade Detector at 10.3μm. By using a coherent detection scheme and thin InGaAs/AlInAs heterostructure embedded in metal-metal patch antenna, we demonstrate a heterodyne response up to 67 GHz at room temperature.
