Ismaël Charlet, Bruno Reig, Corentin Mercier, Julien Delprato, Vincent Puyal, Clémence Héllion, Marjolaine Allain, Stéphane Monfray, Alain Fleury, Frédéric Gianesello, Philippe Cathelin, Jean-François Robillard, Emmanuel Dubois, Jose Lugo-Alvarez

This paper reports the integration and characterization of germanium telluride (GeTe) phase-change material (PCM)-based RF switches in series configuration with a 89 μm wide PCM element to address sub-6G power handling requirements. Switching conditions using indirect heating, as well as small- and…

59 Lines Measurement in a Single Experiment using Super-Resolution TDS

Noureddin Osseiran, Aditya Raj, Théo Hannotte, Sophie Eliet, Romain Peretti

Terahertz time domain spectroscopy (THz-TDS) has emerged as a versatile tool for investigating the physical properties of materials. However, its potential for gas-phase studies has remained largely unexplored, and it gained attention recently. We present here an extended application of the…

On-wafer RF high-power measurement with an LSMO load at 40 GHz

T. Quinten, Jean-Francois Lampin, Etienne Okada, V. Pierron, C. Gunther, Laurence Méchin, B. Walter, B. Guillet

We present a novel technique to measure RF power directly in the plane of a DUT using a CPW (CoPlanar Waveguide) test-pattern as an on-wafer power meter. Preliminary results show that we have been able to measure 24 dBm at 40 GHz.

Spintronic terahertz emitters have attracted considerable interest within the last decade. They promise terahertz sources with unmatched broad frequency bandwidth which are easy to manufacture and operate, and therefore easy to scale at low cost. However, the experiments and proofs of concept rely…

Mid-infrared quantum well photodetectors with 100GHz 3dB-bandwidth at room temperature

Q. Lin, M. Hakl, Jean-Francois Lampin, W. Wan, J. Cao, H. Li, Emilien Peytavit, S Barbieri

Ultra-fast, GaAs-based multi-quantum well photodetectors operating in the 9.5-11.5um range are demonstrated, with a 3dB-cutoff bandwidth of 100GHz at room temperature. The multi quantum-well active region is sandwiched between a bottom metallic ground-plane and a top two-dimensional array of patch…

From Noise analysis to Error Bars on Refractive Index In THz-TDS

Noureddin Osseiran, Jeyan Bichon, Aditya Raj, Théo Hannotte, Sophie Eliet, Romain Peretti

We present a new methodology for computing error bars in THz-TDS experiments and distribute open source software for this purpose. Pursuing our efforts in noise analysis and data processing of THz-TDS experiments, we followed a standard approach to derive the error bars from the simplest quantities…
